Frequency Multiplication Characteristic of Quasi-Vertical Diamond SBD in L-Band

(in English) Diamond semiconductor is known as one of the widest band gap semiconductors and application of diamond
Schottky barrier diode (SBD) as a high power, high frequency nonlinear device has been discussed. In this paper, DC and AC
characteristics of Quasi-Vertical Diamond SBDs are measured and GHz-band nonlinear modeling is executed. Through the nonlinear circuit
simulation and measurement of diamond SBD as an L-band frequency multiplier, we have evaluated the accuracy of extracted diode model.
The measured 2nd harmonic output power of 15dBm is also obtained and it shows the feasibility of GHz-band high power nonlinear device.
