The photocarrier piled up in the Multiple Quantum Well (MQW) of Electro Absorption (EA) modulator was calculated. The results were compared between the EA modulators designed for the input light wavelength of 1310 nm and 1550 nm. It was shown that the MQW for 1310 nm piles up more photocarrier, and the screening effect or 1310 nm is 10 times larger than that of 1550 nm. We will investigate the time-resolved carrier transport, and the appropriate structures and materials to suppress the carrier pile-up in MQW for higher-speed modulation. |
