In this study, we achieved, for the first time in the world, room-temperature continuous-wave (CW) lasing at a wavelength of 318 nm from an AlGaN-based UV-B laser diode fabricated on a lattice-relaxed AlGaN template formed on a sapphire substrate with excellent mass productivity. Through optimization of a ridge-waveguide structure utilizing lateral refractive-index contrast, numerical analysis and experimental results revealed that a remaining etching depth of 100 nm is the optimal condition. Furthermore, by introducing high-reflectivity SiO₂/Ta₂O₅ distributed Bragg reflector (DBR) mirrors and employing junction-down mounting on a polycrystalline AlN submount, both low optical loss and efficient heat dissipation were achieved, resulting in CW operation with a threshold current of 64 mA (4.3 kA/cm²).
These results represent a significant advancement toward the realization of reliable and high-performance UV-B laser light sources for medical and industrial applications |
