(in English) This paper reviews two-dimensional beamforming techniques for 300-GHz-band CMOS phased-array transceivers. A key challenge is to achieve a near-half-wavelength antenna pitch while implementing arrayed CMOS circuits within a very limited area. Interpolated feeding, transmitter and receiver architectures, and measurement results of 40-nm CMOS prototypes are summarized, followed by prospects for large-scale sub-terahertz phased arrays.
