Recently, high-speed and low-driving voltage operation has been investigated for InP-based Mach-Zehnder modulators, by use of traveling-wave electrodes. Capacitively loaded traveling-wave electrodes (CL-TWEs) structure is particularly suitable for such applications because it has the small electrical propagation loss and can be operated in push-pull configuration by single electrical signal. In this work, the introduction of the CL-TWEs for the InP-based modulators is investigated to obtain the high-speed and low-driving voltage operation. First, the dependence of the half-wavelength voltage and modulation bandwidth on the active length of the electrodes is revealed. Then using the devices with the proper active lengths, 10- and 40-Gb/s operations are demonstrated with the driving voltage of 1.2 and 3.0Vpp, respectively. Its low-chip characteristic is also shown, experimentally at 10 Gb/s. |
