We research a high performance QD laser with high density and quality QDs. We proposed Distributed Feed Back Laser with a vertical grating half-etching mesa distributed feedback (HEM-DFB) structure in this time. The HEM-DFB structure provides several advantages including a low scattering loss and wavelength stability and simple process because of non-regrowth step. The low threshold current of HEM-DFB is 23 mA. Also, we achieved a good wavelength stability control of two mode emission peaks and a high thermal stability of 0.077nm/K generated by the HEM-DFB structure. |
