| (in English) | VCSELs using a thermally actuated cantilever can control their temperature dependence of lasing wavelengths. We present the first demonstration of athermal and tunable operations of 850 nm MEMS VCSEL. The temperature dependence is as low as 0.002 nm/K and the wavelength tuning of 1 nm is obtained. And we also propose a new concept of VCSELs that enable their threshold currents lower. We calculated temperature dependence of threshold currents resulting in prospects for wide range of temperatures with low threshold currents. | |
