A compensation method for 3rd order Intermodulation Distortion (IMD3) caused by a thermal memory effect in microwave power amplifier using an InGaP/GaAs HBT has been proposed, and verified experimentally. In addition, the IMD3 compensation method was analyzed by using the Volterra series. An RC-ladder network was inserted into base bias circuit of the amplifier to compensate the thermal memory effect by controlling impedance at sub-harmonic frequencies. Using the optimized compensation circuit, it was confirmed that asymmetry between upper and lower components of IMD3 was improved and their absolute values were decreased. |
