Ultra-high-speed direct modulation of AlGaInAs semi-insulating buried-heterostructure distributed-reflector lasers

(in English) AlGaInAs-MQW distributed reflector (DR) laser with semi-insulating buried-heterostructure (SI-BH) has been developed as a high speed light source for short reach data transmissions. Owing to the short-cavity structure of the DR lasers, the high differential gain of the AlGaInAs-based material system, and the small active region of the laser which comes from the combination of the short cavity structure and the SI-BH waveguide, high-speed operation under low driving currents can be obtained. 40-Gbps direct modulation up to 70°C and 50-Gbps direct modulation up to 50°C using the DR laser have been achieved. We also confirmed that any noticeable deterioration of the eye-openings was not caused by 10-km fiber transmissions. The DR-laser arrays with four different wavelengths on LAN-WDM grid are also demonstrated. Each laser provided output power of over 10 mW at 50ºC under simultaneous operation and operated at 25.8 Gbps under push-pull driving configuration. No noticeable deterioration was observed in eye-diagrams when another laser in the array was modulated at 25.8-Gbps simultaneously.
