Development of AlGaN DUV-LEDs

Abstract (in Japanese) (See Japanese page) 
(in English) We report on development for commercial production of 50mW class AlGaN based deep ultraviolet light -emitting diodes (DUV-LED) with wave length ranging 255 to 355 nm.
Feature of developed DUV-LED is as follows.
1. 5-50mW light output with 0.8-1.3 mm square single chip with air cooling.
2. External quantum efficiency of commercially available top LED is about 5% (260 nm) to 10% (280-310 nm). Champion data of EQE is 14.2%.
3. Long real time life test (310nm, 60mA and 290nm, 20mA (3sample)) was reached 16000 hour and continued. Degradation ratio is less than 10%.
