Optical properties of InGaN nanoplates grown by molecular beam epitaxy

(in English) We fabricated InGaN nanoplates on top of GaN nanocolumns by radio-frequency plasma-assisted molecular beam epitaxy. The diameter and thickness of InGaN nanoplates were approximately 200-800 nm and 50 nm, respectively. The diameter and height of GaN nanocolumns were approximately 50-100 nm and 1500 nm, respectively. Under a low-temperature photoluminescence measurement, these nanocrystals exhibited resonant peaks in the wide-range of wavelength of approximately 360-700 nm, which was considered to be caused by the whispering gallery mode.
