(in English) We had developed composition-intermixing technique using ion implantation and rapid thermal annealing (QDI: Quantum Dots Intermixing) for photonic integrated circuit (PIC) devices with highly-stacked quantum dots(QD). Using this technique, we have fabricated PIC devices with a QD gain section and QDI waveguide / micro ring resonators (MMR) formed on it. Lasing and output power more than 20 mW were realized for the MMR integrated laser.
