We investigate efficient connecting structure between Ge-rib and GeSn waveguides on Si substrate for mid-infrared (2 μm) integrated optical active devices. By tapering the GeSn waveguide width, the Ge-rib waveguide can be efficiently connected to GeSn waveguide. We also find that the proposed structure has the low-loss characteristics with shorter taper length by matching the effective index of GeSn waveguide to that of Ge-rib waveguide together with individual tapering. Furthermore, we calculate the absorption spectra of GeSn/SiGeSn multiple-quantum-well around 2 μm by many-body theory, and investigate the extinction characteristics of GeSn multiple-quantum-well waveguides. |
