Indium Composition Dependence of Internal Quantum Efficiency in InGaN Quantum-Wells Measured by Simultaneous Microscopic Photoacoustic and Photoluminescence Spectroscopy

(in English) Accurate estimation of internal quantum efficiency (IQE) is necessary for comprehensive understanding of the carrier dynamics in InGaN quantum wells (QWs). In this study, we have measured the IQE values for a series of InGaN-QWs with systematically different indium compositions by using the simultaneous photoacoustic (PA) and photoluminescence (PL) measurements. It is observed that the IQE values decreased with increasing indium composition. Furthermore, we have analyzed the excitation power dependence of IQE values by using two essentially different theoretical model in order to check which model is correct, but it is found that both the models can explain the experimental results. Therefore, separate evaluation of the radiative and non-radiative lifetimes combined with the time-resolved PL measurements is needed.
