Active MMI (multi-mode interferometer) lasers are capable of exhibiting photon-photon resonance and are being investigated as future ultrafast direct modulation lasers. In particular, if a plurality of resonance peaks can be expressed, it may be possible to achieve modulation characteristics up to a higher frequency range than before. However, in the active MMI lasers that have been studied so far, the oscillation wavelength control that determines the PPR peak position is not stable, and there is a problem in stabilizing it. In this study, we investigated adding a wavelength stabilization mechanism by introducing a vertical diffraction grating into a part of the waveguide structure of an active MMI laser. Considering the frequency response over 100 GHz, we investigated a structure in which the grating region length is about 100 µm and the grating is provided on the side wall of the high mesa waveguide. As a result, it was found that a sharp reflection spectrum was obtained with an etching depth of 1.1 µm or more, and the desired oscillation wavelength control was obtained. |
