This paper represents a C-Ku band GaN MMIC low noise amplifier (LNA) for a transmitter and receiver module. In order to achieve both broadband and low noise figure, frequency selective parallel feedback circuit is proposed. The proposed circuit enables the stabilization at the out-of-high frequency and favorable characteristics of NF and gain in C-Ku band, which features inductor in series resonant with drain-source capacitance near the maximum operation frequency, and resistor employed in parallel with inductor to stabilize amplifier at the out-of-band high-frequency. As a result, a GaN MMIC LNA with NF below 2.5 dB and practical gain of greater than 17dB were achieved at a drain voltage of 12 V and quiescent drain current of 100 mA/mm at 6 to 18 GHz. The C-Ku band GaN low noise amplifier exhibits world-class low NF. |
