(in English) AlGaN-based 230nm-band far-UVC LEDs that is harmless to the human body were developed toward achievements of shorter wavelength and higher efficiency operations. The efficiency of 221-236nm LEDs was improved by increasing the Al composition of the AlGaN buffer layer, optimizing the structure of the quantum-well emission layer, and introducing a polarization doping effect p-type transparent contact layer. We demonstrated the output power of approximately 3 mW in 230 nm LED. In addition, by mounting them in parallel, we created an LED panel that emits an output of 88 mW in CW operation and 220 mW in pulse operation.
