Physical reservoir computing (RC) using ferroelectric HfZrO2/Si FeFETs is proposed and demonstrated for application to edge AI computation with high energy efficiency. In this reservoir, the time response of the FeFET current is used as a virtual node. We experimentally demonstrate the basic properties of the RC performance and describe several methods to improve the RC performance. We applied this RC scheme to two typical AI tasks: nonlinear time series data prediction and speech recognition. The speech recognition task classified audio waveforms of numbers from 0 to 9, spoken in English, and showed a classification accuracy of 98.1 %. |
