Improvement of Output Back-Off Efficiency by Doherty-Outphasing Mixed Operation for 4.7-GHz-Band GaN HEMT Power Amplifier with Miniature Combiner

(in English) An outphasing power amplifier is one of high-efficiency load-modulation amplifiers for wide-dynamic-range digitally modulated signals, and the method by combining it with Doherty power amplifiers for expanding performance has been also investigated. For the outphasing power amplifier configuration, we proposed the scheme and reported prototype evaluations of a miniature output combiner with series reactance-compensation elements. In this paper, we proposed and verified a Doherty-outphasing power amplifier with a miniature combiner for improvement the output back-off efficiency while downsizing the amplifier. The amplifier was designed based on an impedance-termination adjustment technique at 3 power levels of back-off, middle output, and near-saturation points to maximize the efficiency. The fabricated GaN HEMT Doherty-outphasing power amplifier exhibited a peak drain efficiency of 59.5% and a saturated output power of 42.3 dBm at 4.6 GHz. In addition, a drain efficiency above 50% was maintained within a output power back-off of 10.3 dB.
