Electric-Field Sensor Based on MoS2/Graphene Heterostructure for Lightning Detection

(in English) In this study, we demonstrate an electric field sensor based on a van der Waals heterostructure of mechanically exfoliated MoS2 and CVD graphene, where graphene serves as the bottom source-drain contacts. Compared to conventional metal contacts, the MoS2/graphene interface exhibits a reduced Schottky barrier height and improved carrier injection efficiency. The MoS2/graphene sensor can distinguish both the polarity and strength of an applied electric field, with the sensing mechanism relying on carrier transfer between the MoS2 channel and trap states at the SiO2/channel interface. This work achieves higher sensitivity and a detection limit of 167 V/m.
