Potential and Prospects of Low-Energy SOI Devices in Sensor Network Era Yasuhisa Omura (Kansai Univ.) SDM2016-81 |

This paper discusses, in detail, the potential and prospects of various SOI devices including SOI TFETs. Device performances are reviewed and examined from the viewpoint of low-energy applications, such as not only medical implant devices, but also devices for sensor networks, mobile PC, and others. Device simulations reveal that 20-nm-gate single-gate fully-depleted SOI MOSFETs yield sufficiently low-power performance operation. It is also demonstrated in simulations that XCT-SOI CMOS and TBJ-SOI MOSFET promise very low energy operations at the supply voltage of 1V. |
